چکیده
Abstract Two-dimensional semiconductors can be used to build next-generation electronic devices with ultrascaled channel lengths. However, need integrated high-quality dielectrics—which are challenging deposit. Here we show that single-crystal strontium titanate—a high- κ perovskite oxide—can two-dimensional using van der Waals forces. Strontium titanate thin films grown on a sacrificial layer, lifted off and then transferred onto molybdenum disulfide tungsten diselenide make n-type p-type transistors, respectively. The transistors exhibit an on/off current ratio of 10 8 at supply voltage 1 V minimum subthreshold swing 66 mV dec −1 . We also the create low-power complementary metal–oxide–semiconductor inverter circuits.

Two-dimensional (2D) semiconductors such as transition metal dichalcogenides (TMDCs) and black phosphorous have drawn tremendous attention as an emerging optical material due to their unique and remarkable optical properties. In addition, the ability to create the atomically-controlled van der Waals (vdW) heterostructures enables realizing novel optoelectronic devices that are distinct from con...

Two-dimensional (2D) atomic crystals, such as graphene and transition metal dichalcogenides et al. have drawn extraordinary attention recently. For these 2D materials, atoms within their monolayer are covalently bonded. An interesting question arises: Can molecules form a 2D monolayer crystal via van der Waals interactions? Here, we first study the structural stability of a free-standing infini...
متن کاملHfSe2 and ZrSe2: Two-dimensional semiconductors with native high-κ oxides
The success of silicon as a dominant semiconductor technology has been enabled by its moderate band gap (1.1 eV), permitting low-voltage operation at reduced leakage current, and the existence of SiO2 as a high-quality "native" insulator. In contrast, other mainstream semiconductors lack stable oxides and must rely on deposited insulators, presenting numerous compatibility challenges. We demons...

van der Waals heterostructures meet other low-dimensional materials. Stacking of about 1 nm thick nanosheets with out-of-plane anchor groups functionalized with fullerenes integrates this zero-dimensional material into layered heterostructures with a well-defined chemical composition and without degrading the mechanical properties. The developed modular and highly applicable approach enables th...
